Одна из самых главных новостей этого года. Последние лет так десять учёные хотели сделать что-то с графеном, чтобы он стал полупроводником, но устойчиво никак не получалось. А теперь получилось. Вот из Nature: "Here we demonstrate that semiconducting epigraphene (SEG) on single-crystal silicon carbide substrates has a band gap of 0.6 eV and room temperature mobilities exceeding 5,000 cm2 V−1 s−1, which is 10 times larger than that of silicon and 20 times larger than that of the other two-dimensional semiconductors." Вот главное оттуда: "Seamless ballistic graphene networks that are lithographically patterned on a single graphene sheet represent a revolutionary paradigm shift and, in principle, enables quantum electronics that explicitly utilizes the wave properties of electrons. The work presented here, combined with the recent discovery of epigraphene’s zero-mode edge state[10, 11] is a major leap in that direction" «SEG has numerous impotant advantages over all other 2D semiconductors. Summarizing: (1) It does not need to be transferred since it is cleanly produced on a relatively inexpensive commercial single crystal SiC substrate on which it is atomically aligned; (2) It is patternable using conventional methods; (3) It is chemically, mechanically and thermally stable; (4) It seamlessly connects to QFSG, eliminating contact resistances and fragile contacts; (5) Seamless networks can preserve phase coherence between devices so that phase coherent electronics is feasible; (6) Its 0.6 eV bandgap is suitable for digital electronics; (7) Its mobility is a factor of 10 larger than other 2D semiconductors; (8) It is atomically thin, making it ideal for ultrathin field effect transistors.
